Abstract From the Canadian patent

Anti-reflective coating materials for deep ultraviolet photolithography include one or more organic light-absorbing compounds incorporated into spinon-glass materials. Suitable absorbing compounds are strongly absorbing over wavelength ranges around wavelengths such as 365 nm 248 nm, and 193 nm that , may be used in photolithography. A method of making absorbing spin-on-glass materials includes combining one or more organic absorbing compounds with alkoxysilane or halosilane reactants during synthesis of the spin-on-glass materials.

Why it's free to use

  • Filed June 8, 2000. No grant is recorded for it in Canada; had it been granted, its 20-year term would have ended June 8, 2020.
  • A certificate of supplementary protection adds at most two years for a drug, so even that would have ended by June 8, 2022.
  • We check Canadian rights only. A patent in its family in another country could still be in force: check its family on Google Patents.
