Abstract From the Canadian patent

For generating a highly efficient monochromatic terahertz-band electromagnetic wave, a solid state device including on a compound semiconductor single crystal substrate, a first distributed Bragg reflector an exciton generating region provided on the first distributed Bragg reflector, and a second distributed Bragg reflector provided on the exciton generating region to constitute a resonator. A pulsed light wave is made incident upon the device to generate an exciton which is created and annihilated periodically in time at an extremely high frequency.
