A process for preparing aluminum nitride comprises reacting molten aluminum with nitrogen (or a nitrogen precursor) at a pressure of up to about 0.2 MPa (absolute) in the presence of less than about 5% by weight of a dopant selected from the metals magnesium, calcium strontium and, barium. The dopants reduce the passivation of aluminum to the formation of the nitride and impart desirable properties to the resulting aluminum nitride. In the case of magnesium the, nitride can be obtained in the form of novel single crystals of 1-10µm in size. In the case of the other dopants the, resulting aluminum nitride can be sintered without the use of additional sintering aids.

Why it's free to use
- Filed November 29, 1989. No grant is recorded for it in Canada; had it been granted, its 20-year term would have ended November 29, 2009.
- A certificate of supplementary protection adds at most two years for a drug, so even that would have ended by November 29, 2011.
- We check Canadian rights only. A patent in its family in another country could still be in force: check its family on Google Patents.
